(MINI-RESONATORS WITH SEMICONDUCTOR INCLUSIONS)
FOR EXPRESS TESTS IN MICROELECTRONICS

Abstract. An express method for identifying the dynamic characteristics of the photo-induced dielectric constant of semiconductors, depending on the power of the optical external influence, has been proposed and experimentally studied in the GHz range. This method is in demand in controlled microelectronics due to the variety of semiconductors and sources of photoirradiation in the context of the development of new technologies. The method is based on the use of meta-dipoles (mini-resonators), which are chiral multi-turn copper spirals that allow for the detection of small changes in the photo-induced dielectric constant of a semiconductor inclusion (of arbitrary shape and size) by measuring the changes in the depth and frequency of resonance during photo-irradiation in the GHz range, against the background of the frequency dependence of microwave transmission as a function of the irradiation power. A halogen lamp and a set of light filters are used as the irradiation source to determine the optimal wavelength of photo-irradiation. The method has been tested with basic high-resistance semiconductors such as GaAs, Si, CdS, and CdSe.
